We study the evolution of the average number of electrons in CdSe quantum dots (QDs) in contact with a semiconductor substrate as a function of the QD density in CdSe QD films deposited on a Si(111) substrate. N-doped Si is used as a model substrate and InP as a model semiconductor. The density of states in the Si host does not increase linearly with increasing density of dopants in the host, giving saturation of the QD occupation number for high densities of Si donors. We compare the situation of a single CdSe QD with the situation of CdSe/InP heterostructures in which case the dopant density increases linearly with the density of InP donors. The differences between these two situations are investigated by extracting electron-hole Coulomb correlation corrections to the energy of a single CdSe QD from a set of density-functional-based molecular dynamics (MD) simulations. The occupation number of an isolated CdSe QD shows remarkable agreement with the MD results at a distance greater than 1 nm to the substrate. The substrate-induced charge transfer is not effectively screened by the surrounding crystal and results in a net charge accumulation of approximately 0.4 e on the CdSe QD. We show that the net charge accumulation is very sensitive to the effective density of states in the donor material near the valence band edge (VBE). This sensitivity gives rise to the characteristic undersaturation of the QD occupation number in low-density CdSe/InP QD films. f30f4ceada
